Single-junction GaAs devices barely feature on NREL's chart of record cell efficiencies shown in PV research, although a Fraunhofer ISE team did produce a 25% efficient thin-film GaAs cell in 2005. During that time, triple-junction cells have jumped in performance, and Alta says that its observations could also deliver a significant boost to those cells, since they are also based on III-V materials that have a high radiative recombination rate.
